Abstract

We report improvements to p-doped and co-doped quantum dot laser epi-structures. In integrated format, such epi-layers can be configured as lasers or electro-absorption modulators. Experimentally we see 20% lower threshold current at room temperature and modulator figure of merit that increases by a factor 3.
